UniPhase 7500™: Non-Silicone Phase Change Thermal Interface Materials

Universal Science UniPhase 7500 is a high-performance phase change thermal interface material (TIM). Featuring a non-silicone formulation, it offers a naturally tacky surface and a thermal conductivity of 7.5 W/Mk. This material serves as an effective alternative to conventional, messy thermal grease applications.

This thermal interface material significantly enhances cooling in demanding thermal applications. Its phase change occurs at 60 °C +/- 10 °C. The synergistic action of device mounting pressure and the material's phase change flow expels air voids at the interface, thereby reducing thermal resistance. Key benefits also include long-term reliability and the elimination of pump-out.

Supplied as die-cut preforms, this material accommodates a wide range of electronic applications, including DC/DC power converters. It is typically applied between any heat-dissipating, electrically isolated component and its corresponding heatsink.

Varying thicknesses are available, from 0.125 mm to 0.4 mm.
